一种可达37GHz的带热沉CQFN外壳的实现OA
该文设计一种可达 37 GHz的带高热导率热沉的CQFN陶瓷外壳,其外形 7.00 mm×7.00 mm,芯区 5.00 mm×5.00 mm.利用仿真优化射频传输路径达到阻抗匹配,通过合理排布地孔抑制谐振,增强屏蔽,经板级实测外壳双端口在 10 MHz~37 GHz的回波损耗不大于-17 dB,插入损耗不大于 1.5 dB,带内无谐振点.通过嵌入高热导率CPC141 热沉利于热量的及时传导,能够满足用户高频大功率的封装需求需求.该外壳具有高频性能好、集成度高、散热好的特点,可广泛应用于高频陶瓷封装领域.
This paper proposes a kind of CQFN package with high thermal conductivity heat sink,which can reach 37 GHz.Its dimensions are 7.00 mm×7.00 mm,and the core area is 5.00 mm×5.00 mm.Simulation is used to optimize the size of the RF transmission path to achieve impedance matching.Resonance is suppressed and shielding is enhanced by reasonably arranging ground holes.According to board-level measurement,the return loss of the dual ports of the housing between 10 MHz and 37 GHz is≤-17 dB,the insertion loss is≤1.5 dB,and there is no resonance point in the band.By embedding the CPC141 heat sink with high thermal conductivity,it facilitates timely conduction of heat,meeting the user's high-frequency and high-power packaging requirements.The shell has the characteristics of good high-frequency performance,high integration and good heat dissipation,and can be widely used in the field of high-frequency ceramic packaging.
